Summary:Lutetium and thulium bisphthalocyanines (Pc 2Lu and Pc 2Tm) are intrinsic and extrinsic molecular semiconductors, respectively. They have been used for fabricating thin-film field-effect transistors. Purely inorganic materials have been used as insulating layers, the best results are obtained with Si 3N 4 sputtered on oxidized silicium wafers. Both n-type and p-type majority carriers are effective depending upon the ambient atmosphere.
