Description
Summary:The effect of surface abrasion on the Lyman spectra of shallow impurities in bulk Ge has been observed. For {1 0 0}, {1 1 0} and {1 1 1} optical faces ground with #400 grit carborundum, it is found that the internal compressive stress, S, varies inversely with the thickness of the sample over the range of thicknesses used, viz., 1–3 mm. The equivalent force is perpendicular to the abraded surface, is homogeneous and extends through the entire thickness of the sample. These conclusions are based on the pattern of the stress-induced components of the absorption lines of P and Ga impurities which are both present in all the bulk samples studied. The splitting of the 2p ± line of P is used to gauge S, which at a thickness of 1.08 mm is 1.71 MPa, and thence to determine deformation potential constants, some of which have not been reported before. The damage to the samples can be removed using UST and it decreases exponentially with the duration of this treatment.
