Summary: | Nanocrystalline films of pure ZnO and Al-ZnO with a molar ratio Al:Zn = 1:99 and 3:97 were obtained by solid-phase pyrolysis. By XRD analysis the films have a wurtzite structure, the size of the crystallites is about 21 nm. The obtained films are almost transparent in the near UV range (the absorption coefficient is less than 16 %) and are transparent in the visible wavelength range. Electrophysical measurements have shown that the addition of minor amounts of aluminum to the ZnO film leads to a decrease in electrical conductivity by 2–3 orders of magnitude and the activation energy of electrical conductivity. The film with a molar ratio Al:Zn = 1:99 has the lowest activation energy of conductivity (0.23 eV). |
