Summary:We present the 10-Gbps eye diagrams of the multiple-quantum-well electroabsorption-modulated laser at high optical powers and analyze the changes in the eye diagrams. Changes in the differential photocurrent resistance and the capacitance of the electroabsorption modulator (EAM) are considered in the analysis. We show that contrary to the previous report of the bandwidth increase with the optical power, the bandwidth of the EAM remains constant with the 50-$\Omega$ parallel matching resistor. Since the 3-dB bandwidth is one of the most important design parameters for the high-speed EAM, understanding its behavior under high optical power should be very useful.
