1.5mW single-mode output power at 90/spl deg/C from 1530nm VCSELs

VCSELs based on double-fused InAIGaAsflnP-active material and GaAdAIGaAs- DBRs were fabricated and tested. Record-high single-mode output powers of 1.5mW at 90°C were observed at an emission wavelength of 1530nm with side-mode suppression ratio of 42dB.
