Summary: | In the paper, the methodology of asymmetric multiple quantum well separate confinement heterostructures (AMQW-SCH) modification in respect to the efficient of electron capture process is discussed. The proposed methodology allows to hold the position of working levels. The modification consists of following operations: a) changing an order of operating QWs, b) varying of barriers between non-identical QWs and c) inclusion of additional wide- and narrow-band layers into carrier confinement layers for changing of electrons localization. The results of modeling have shown the possibility of the enhancement of the electron capture efficiency by more than an order of magnitude. These results can be applied for improving of operating characteristics of semiconductor MQW-lasers with direct modulation |
