Summary: | A frequency prescaler based on a 2 DEG-CCD (2-D electron gas charge-coupled device) technology, which has CCD gate length of 1 mu m, has been demonstrated at input frequencies up to 18.2 GHz. Since the maximum toggle frequency is dictated by the electron saturation velocity in the 2 DEG, room-temperature operation with input frequencies approaching 100 GHz should be possible for 1- mu m gate length CCDs with InGaAs channel layer. PISCES and SPICE simulations support this hypothesis. The circuit is compact, and both chip area and power dissipation are largely independent of the prescalar modulus.< > |
