Summary:In this paper, we present a model for quantum cascade laser (QCLs) based on the density matrix formalism that implement both coherent transport with sequential resonant tunneling and direct scattering by LO-phonons, interface roughness, alloy disorder and ionized dopants. We used this model to predict the light-current-voltage characteristic of a particular design at 4.7 mum.
