InGaAs/InP subwavelength grating filters for the mid-infrared

We demonstrate subwavelength resonant grating mirrors made from III-V semiconductor materials for the mid-infrared. We achieved a resonance wavelength at ~3μm which agrees very well with simulated data, and measured a spectral width of ~30nm.
