Electrically pumped SiGeSn microring lasers

We report on electrically pumped SiGeSn microring lasers, strain relaxed by means of undercutting the underlying germanium virtual substrate. Opening of the gain stack in the middle of the disks allows additional strain relaxation while maintaining adequate heat sinking to the substrate.
