Summary:The spectral width of (GaAl)As CW single-mode lasers was found to vary linearly with reciprocal output power at 300 K with a slope 50 times greater than that predicted by Schawlow-Townes formula without the partial inversion factor. The laser linewidth was analyzed by a scanning Fabry-Perot confocal interferometer. The observed decrease in the linewidth from 300 to 77 K was found to be consistent with predictions for a partially inverted system, but the broadening magnitude could not be attributed completely to partial inversion.
