Summary:The microwave performance of planar Gunn oscillators operating in X band has been examined. CW output powers have been limited to 23 mW (2 percent) by high device temperatures. Thermal limitations have been included with space-charge limitations in an examination of the design requirements for planar oscillators and a chart has been drawn up to identify the allowable ranges of epitaxial layer parameters.
