Temperature Dependence of Carrier Dynamics in AlGaN Alloys With Enhanced Light Emission from Nanoscale Compositional Inhomogeneities

Temperature dependent, time-resolved photoluminescence of AlGaN alloys exhibiting enhanced emission from spatial localization in regions of nanoscale compositional inhomogeneity are presented. Radiative lifetimes are calculated from estimated internal quantum efficiencies.
