Summary: | We address the most critical issue in nano-devices: the degradation due to lattice heating. We consider different dispersions for the acoustic and optical phonon modes. We find that in small devices, due to the velocity overshoot effect lattice heating has less degrading effect on the device electrical characteristics. We also find that the use of the realistic phonon dispersion relations rather than the simplified ones does not affect the results and conclusions obtained when using linear dispersion for the acoustic modes and constant dispersion for the optical modes. |
